    <p>The present study investigates the chemical reaction kinetics for InN metal organic vapor phase epitaxy. Important surface reactants of the InN process were investigated similarly to those of the GaN process. The structures and vibrational frequencies of reactants and transition states were determined by density functional theory, and reaction pathways were evaluated by comparison with transient energies. It is suggested that some species play a key role in the surface reaction of InN MOVPE.</p>
